Research Experience

PhD Research

Title: Epitaxial growth and characterization of compound semiconductor devices on silicon.

Traps and tunneling of electrons are characterized for GaN HEMT due to presence of defects in epilayers. Adatoms kinetics are correlated with these defect evolutions. Effects of strain on epilayers have also been investigated for the defect kinetics. Impact of growth parameters has been studied for AlGaN/InGaN quantum well. Further, a novel double quantum well HEMT with steep subthreshold swing has been conceptualized and designed for Enhancement mode applications to engineer those defects.

M. Engg. Research

Title: Management of energy and a system level integration.

A system has been designed, fabricated and evaluated to manage peak load and power budget for residential premises.
